topic School Project - Temperatures needed for Xeon Phi 7250 in Mobile and Desktop Processors

Our project task is to specify supercomputer parts and calculate the heat the supercomputer will produce. For our project we have elected to work with the Intel Xeon Phi 7250 processing chip. The issue is we are having trouble locating temperatures for this specific chip. Some of the specifications we are looking for include max junction temperature and either max case temperature or junction to case thermal resistance. Any help with this information would be much appreciated!

This data sheet on Intel Xeon Phi processors in general (not the 7250 in particular) contains a lot of thermal information that may be useful as a starting point for your research.

https://www.intel.com/content/dam/www/public/us/en/documents/datasheets/xeon-phi-coprocessor-datasheet.pdf https://www.intel.com/content/dam/www/public/us/en/documents/datasheets/xeon-phi-coprocessor-datasheet.pdf

Page 18 contains a chart of various temperature factors.

The Junction Temperature is referred to by the term Tjunction, and the Case Temperature is Tcase. See pages 33 and 34 for details on these.
